Mikro elektro mekanik sistemler (MEMS) için vakum paketleme
Özet
Bu tezde, MEMS dönüölçer yapıları için sızdırmaz vakum paket yapısının oluşturulması ve paket içerisindeki basınçların Pirani vakum sensörü ile tespit edilmesi için yapılan çalışmalar sunulmuştur. Tez kapsamında, hem yonga seviyesinde paket yapısı hem de pul seviyesinde paket yapısı üzerinde durulmuştur. Pul seviyesinde vakum paketleme çalışmaları kapsamında, silisyum bir pul, MEMS yapıların üzerini kapatacak şekilde, sızdırmaz özelliği olduğu bilinen cam hamuru (glass frit) kullanılarak, pul yapıştırıcı cihazında yapıştırılmıştır. Silisyum pul içeriside MEMS yapıları kapatan oyuklar içerisine serilen gaz soğurucu (getter) malzeme ile vakum seviyeleri düşürülmüştür. Yonga seviyesinde paketleme çalışmaları kapsamında hibrit platform paket yapısı kullanılmıştır. Hibrit platform paket içerisine yerleştirilen MEMS ürün, paketin metal kapağının üzerine oturtulup, hibrit platform paketlerin kapatma işlemi için geliştirilmiş bir cihaz yardımıyla sızdırmaz bir şekilde kapatılmıştır. Paket basınçlarının tespit edilebilmesi için, MEMS dönüölçerlerin üretiminde kullanılan DWP (Dissolved-Wafer Process) ve SOG (Silicon-on-Glass) olarak adlandırılan iki sürece uygun Pirani vakum sensörü yapıları tasarlanmış, dönüölçerler ile aynı pul üzerinde üretilmiştir. Bu sensörler kullanılarak hem yonga seviyesinde, hem de pul seviyesinde paket yapıları içerisindeki basınçlar tespit edilebilmiştir. Tez kapsamında SOG süreci ile üretilen ve ölçülen Pirani vakum sensörü yapısı, literatürde daha önce sunulan yapılara kıyasla çok daha kalın yapısal katman (100 µm) ile üretilmiş bir yapıdır ve bu şekilde kalın yapısal katmana sahip üretim süreçleriyle üretilmeye çok uygun bir sensördür. Paketlenmiş Pirani vakum sensörü yapıları üzerinde gerçekleştirilen ölçümlerde, pul seviyesinde paket yapısının içerisindeki basınç 2.4 mTorr, yonga seviyesinde paket yapısının içerisindeki basınç 1400 mTorr olarak ölçülmüştür.AbstractThis thesis presents the implementation of hermetically sealed vacuum packages for MEMS gyroscopes and the studies on the detection of pressures inside the packages using Pirani vacuum gauge. In the frame of the thesis, it is elaborated on both die-level packaging and wafer-level packaging. For wafer-level vacuum packaging, in order to encapsulate MEMS devices, a silicon cap wafer is bonded on top of the MEMS devices in wafer-bonder equipment using glass frit which is known to be hermetic. The vacuum levels are reduced using getter material deposited inside the cavities in the silicon covering the MEMS devices. In the frame of die-level packaging studies, hybrid platform packages are employed. The MEMS devices, which are placed inside a hybrid platform package, is hermetically vacuum sealed using the metal cap of the package where the cap is bonded to the package with the aid of an equipment developed for vacuum sealing of hybrid platform packages. In order to detect the pressures inside the packages, Pirani vacuum gauges are designed according to the DWP (Dissolved-Wafer Process) and SOG (Silicon-on-Glass) processes, which are used to fabricate the Pirani vacuum sensors with gyroscopes on the same wafer. The pressures inside the die-level package and wafer-level package are detected using the fabricated sensors. The Pirani vacuum gauge implemented using the SOG process has a thicker (100 µm) structural layer compared to the ones in the literature and it is suitable for the processes having such thick structural layers. The measurement results on the packaged Pirani vacuum gauges indicate that the wafer-level package has a pressure of 2.4 mTorr whereas the die-level package has a pressure of 1400 mTorr.
